Engineering Engineering, Electrical & Electronic Optics Physical Sciences Physics Physics, Applied Science & Technology Technology
We report on stimulated emission at wavelengths up to 31 mu m "closed" for quantum cascade lasers based on AmBv materials. For SE at 31 mu m the optical confinement is achieved due to Reststrahlen band in GaAs substrate. The mitigation of Auger processes in structures under study is exemplified and the promising routes towards the 35-50 mu m wavelength range, where HgCdTe lasers may be competitive to currently known emitters, are discussed.
